Abstract
High coupling-efficient (-3.2 dB) 1.3 μm laser diodes with good temperature characteristics were fabricated by reducing optical confinement while increasing carrier confinement using a conventional fabrication technology. The threshold current and the slope efficiency were 9.3 (39.4) mA and 0.39 (0.26) W/A, respectively, for Lc = 500 μm at 25 (85) °C.
